Ashutosh Dhar (NVIDIA): "It seems like in your roadmap you plan to have multiple levels of DRAM stacking. I was wondering if you could comment on how you think that would compare against what Samsung presented earlier with zHBM."
Sudeep Bhoja (d-Matrix): "Yeah, so our roadmap is still a work in progress. And we have a hard enough time trying to get one die to work and work around all of the thermal issues of that."
"The zHBM proposal Samsung was presenting is a logic on the bottom, and obviously that helps with power delivery, and then multiple DRAMs on the top."
"And the other question on the roadmap is what sort of numbers does the logic die in watts per millimeter square dissipate?"
"The design that we had here is 0.5 watts per millimeter square, but if it is a GPU like an NVIDIA Rubin, which is north of 1.3 watts per millimeter square or so, with a four-high stack like that, our calculations and our simulations indicate that the power on the DRAM is north of 140 watts, 140 degrees centigrade."
"And so that's too high. We need to do a lot of innovations to cool that down, and there's some innovations in the work, but then it becomes very much a thermal problem."
Ashutosh Dhar (NVIDIA): "So do you believe that your approach is going to be more thermally efficient than zHBM?"
Sudeep Bhoja (d-Matrix): "Absolutely, because it's only one-high."
Ashutosh Dhar (NVIDIA): "I mean, for multiple stacks."
Sudeep Bhoja (d-Matrix): "For multiple stacks. Because the logic is on top, it's easier to take the heat out of there, and so you trade off one problem for the other."
"So if thermals are the issue, then we believe this approach is better. If power delivery is an issue, then the other approach is better. So you can mix and match."
